If I had to pick one, it'd currently be Satoru Gojo.

That's probably my toplist for now but honestly it could probably be split into males/females depending on the genre of the anime.

I always have a thing for Tsunderes in anime because of how their character develops. Some of my favorite character of such build is going to be ; Levi Ackerman, Taiga Aisaka and Saitama.

Mahito was genuinely one of my favorite antagonist from all of the recent series I've watched. Loved his carefree attitude. Aside from Gojo in JJK, I'd have to put Nanami probably as my second favorite character going from Gojo > Nanami > Mahito.

He's carefree and silly, but intensely philosophical and vicious—I love the contrast!

I love how the story of Itachi Uchiha - Naruto was built. He was a victim of himself where he was led to make an impossible choice.
