Tomura Shigaraki in My Hero Academia is one of my favorite. I love him so much because of his unique appearance and devastating personality. It brought so much awe for me watching him.

Definitely an entertaining villain but he did so many things that just pissed me off.
I think there's a few that I could list:
Light Yagami
Meruem/Hisoka from HxH
Itachi Uchiha and Nagato Uzumaki
Sosuke Aizen

My favorite antagonist is Light Yagami. I was rooting for him the entire time and was hoping he never would have been caught. Ah well, I guess the bad guy has to lose right? I still need to get around to reading the manga though, I've heard it ends differently.
Yagami is one of the greatest serial killers I've ever come across in anime. He lived up to the hype for me in every dimension. I can't forget how Light decided to fake his relationship with L knowing that it would also benefit him in order to turn things around to his advantage.
